Dual Emission Laser-Induced Fluorescence (DELIF) in Chemical Mechanical Planarization

چکیده

In this paper, we present a review of the measurements that Dual Emission Laser Induced Fluorescence (DELIF) has allowed us to make over the last 8 years. We have been able to measure many features of the slurry film between the wafer and the pad during polishing while simultaneously measuring the frictional drag. In particular, we measured slurry mean residence time, slurry temperature, and the slurry film thickness. All experiments are performed on a 1:2 scaled tabletop rotary polisher with variable pad speed, wafer downforce control, and in-situ conditioning. Mean residence times are strongly affected by conditioning. Slurry film thickness (about 20 μm on average, and accurate to within 1 μm) was a strong function of macro wafer curvature as well as downforce. Slurry temperature (accurate to 1◦C) increase with downforce and correlate closely to frictional drag. The resulting data are discussed for wafers polished with a 3.1 wt percent abrasive concentration slurry solution on flat Freudenberg FX-9 polishing pads. Correlations for friction and temperature are discussed, as well as thickness versus pressure and rotation rates.

In-Situ Investigation of Wafer-Slurry-Pad Interactions during CMP

The objective of this project is to acquire in-situ data during chemical mechanical planarization (CMP) including slurry film thickness and flow, wafer-pad contact, waferscale friction, and small-scale shear force measurements. The unifying project goal is to utilize a consistent set of experimental data to develop better physical understanding of material removal rate (MRR) and polish quality ...

Dual Emission Laser Induced Fluorescence For Direct Planar Scalar Behavior Measurements

In this paper, a new method of measuring scalar behavior in bulk aqueous fluid flows is presented. Using a simple ratiometric scheme, laser induced fluorescence from organic dyes can be normalized so that direct measurements of a scalar in the flow are possible. The technique dual emission laser induced fluorescence (DELIF) relies on normalizing the fluorescence emission intensity of one dye wi...

Dual Emission Laser Induced Fluorescence Technique (delif) for Oil Film Thickness and Temperature Measurement

This paper presents the development and implementation of a Dual Emission Laser Induced Fluorescence (DELIF) technique for the measurement of film thickness and temperature of tribological flows. The technique is based on a ratiometric principle that allows normalization of the fluorescence emission of one dye against the fluorescence emission of a second dye, eliminating undesirable effects of...

Mixing of the Immiscible Liquids in the Entrance Region of a T-Type Chamber Using Laser Induced Fluorescence (LIF) Method

A Laser Induced Fluorescence technique (LIF) has been used to study the mixing behavior of two emerging streams in a T-Type mixing chamber. A mixing index on the basis of digital image light intensities is calculated. It has been shown that averaging over more than 800 images leads to a stable mixing index calculation. Moreover, the effect of equal and un-equal flow rates on the mixing behavior...
